About this position

Copper sintering has gained attention as a promising die-attach solution for high-power electronics due to its cost advantage and superior thermal/electrical conductivity compared to conventional solders. However, sintered copper layers often result is strong joints but can still cause failure and reliability limitations. Previous studies have shown that additives can improve the mechanical properties. The effect of additives for copper-based sinter pastes will be the scope of this work.

What will be your role?

Evaluate the feasibility of additives to copper pastes. Achieve a good dispersibility and control the viscosity. Finally evaluate the microstructure, and functional properties of copper pastes.

What we expect from you

Project Objective: The main objective is to investigate the role of additives in enhancing the performance and reliability of copper pastes. The project aims to:

  1. Formulate and process copper pastes with additives.
  2. Compare their sintering behavior, densification, and microstructural evolution.
  3. Evaluate the mechanical robustness (die shear, crack resistance, adhesion strength).
  4. Assess thermal and electrical properties of material
  5. Provide recommendations on the potential of additives for improving copper sinter technology.
